Prof. Yogendra Joshi will be giving a one day seminar on electronics cooling at the imec auditorium on 5 July 2010. Dr. Joshi is professor of Mechanical Engineering at the Georgia Institute of Technology, Atlanta GA, USA, teaching courses on heat transfer, microfluidics and micromechanical systems as well as lecturing at international conferences (e.g. SemiTherm 2010). |
This seminar gives an introduction to thermal management of microelectronic packages, with a specific focus on aspects relevant for energy-efficient cooling of data centers.
Program:
- 8:30-12:00h : Introduction to thermal management of microelectronic packages:
- Introduction to thermal issues in these systems
- Thermal characterization & resistor network
- Natural and forced convection from PCB assemblies
- Design and optimization of fins and heat sinks
- Boiling and condensation heat transfer
- 13:30-17:00h : Application to energy efficient cooling of data centers:
- Thermal management at component level (passive: heat pipes, heat spreaders, active: cold plates, microfluidics)
- Thermal management at system level: data centers
